    Keywords : TEKNIK OCH TEKNOLOGIER; ENGINEERING AND TECHNOLOGY; SoC test; test scheduling; Adaptive test; Temperature awareness; Process variation; Thermal simulation; 3D stacked IC 3DSIC test; Burn-in; Temperature gradients; Temperature Cycling Test; Test Ordering;

    Abstract : Many cutting-edge computer and electronic products are powered by advanced Systems-on-Chip (SoC). Advanced SoCs encompass superb performance together with large number of functions. This is achieved by efficient integration of huge number of transistors. READ MORE

  2. 2. System-on-Chip Test Scheduling and Test Infrastructure Design

    Author : Anders Larsson; Petru Eles; Zebo Peng; Linköpings universitet; []
    Keywords : NATURVETENSKAP; NATURAL SCIENCES; system-on-chip; core-based systems; test infrastructure; test scheduling; broadcasting; test set sharing; Computer science; Datavetenskap;

    Abstract : There are several challenges that have to be considered in order to reduce the cost of System-on-Chip (SoC) testing, such as test application time, chip area overhead due to hardware introduced to enhance the testing, and the price of the test equipment. In this thesis the test application time and the test infrastructure hardware overhead of multiple-core SoCs are considered and two different problems are addressed. READ MORE
